Microprocessor Heat Sink Thermal Gradients (Mechanical & Computer Engineering)

In high-performance computing, GPU data centers, and advanced computer systems packaging at UNLV, engineers encounter intense localized heat fluxes exceeding 100 W/cm2100\text{ W/cm}^2. To prevent silicon thermal runaway and solder fatigue, mechanical engineers place micro-channel heat sinks directly against the chip lid to conduct heat away along the fastest thermal dissipation paths.

The steady-state 2D temperature distribution T(x,y)T(x, y) (measured in degrees Celsius, ∘C^{\circ}\text{C}) across the surface of a prototype server silicon processor is governed by the coordinate field equation:

T(x,y)=120−4x2−2y2T(x, y) = 120 - 4x^2 - 2y^2
where xx and yy are spatial coordinates on the chip package measured in millimeters (mm\text{mm}) relative to the corner reference pin.

A thermal sensor diode is embedded at coordinate point P(2,3)P(2, 3).

  1. Calculate the temperature gradient vector ∇T\nabla T at the sensor coordinate P(2,3)P(2, 3), and find the maximum instantaneous rate of temperature increase ∥∇T∥\|\nabla T\| in ∘C/mm^{\circ}\text{C/mm}.
  2. State the unit vector direction u⃗cool\vec{u}_{\text{cool}} in which the temperature drops most rapidly (direction of steepest descent/cooling).
  3. Determine the two unit vector directions along which an adjacent circuit trace experiences zero temperature change (moving tangent to an isothermal contour).
  4. Fourier's Law & Heat Sink Channel Alignment: In thermodynamics, conductive heat flux q⃗\vec{q} (in W/mm2\text{W/mm}^2) is governed by Fourier's Law of Heat Conduction:
    q⃗=−k∇T\vec{q} = -k\nabla T
where k>0k > 0 is the thermal conductivity of the copper heat spreader. Explain why heat naturally flows in the direction of steepest descent (−∇T-\nabla T), and why micro-channel heat pipe fins are aligned parallel to −∇T-\nabla T rather than parallel to the xx or yy axes.
